這幾年,台積電在半導體工藝上一路策馬揚鞭,春風得意
能夠追趕的也只有三星了,但是後者的工藝品質一直飽受質疑。
IEEE ISSCC國際固態電路大會上,三星(確切地說是Samsung Foundry)
又首次展示了採用3nm工藝製造的晶片
是一顆256Gb(32GB)容量的SRAM存儲晶片,這也是新工藝落地傳統的第一步。
在三星路線圖上,14nm、10nm、7nm、3nm都是全新工藝節點
其他則是升級改善型,包括11/8/6/5/4nm等等。
三星將在3nm工藝上第一次應用GAAFET(環繞柵極場效應電晶體)技術
再次實現了電晶體結構的突破,比現在的FinFET立體電晶體又是一大飛躍。
GAAFET技術又分為兩種類型,一是常規GAAFET,使用納米線(nanowire)作為電晶體的鰭
(fin)
二是MBCFET(多橋通道場效應電晶體),使用的鰭更厚更寬一些,稱之為納米片
(nanosheet)。
三星的第一顆3nm SRAM晶片用的就是MBCFET,容量256Gb,面積56平方毫米
最令三星驕傲的就是超低功耗,寫入電壓只需要區區0.23V,這要感謝MBCFET的多種省電
技術。
按照三星的說法,3GAE工藝相比於其7LPP,可將電晶體密度增加最多80%
性能提升最多30%,或者功耗降低最多50%。
或許,這可以讓三星更好地控制晶片功耗、發熱,避免再出現所謂的“翻車”。
三星3nm預計明年投入量產,但尚未公佈任何客戶。
台積電方面,3nm繼續使用FinFET技術,號稱相比於5nm電晶體密度增加70%
性能可提升11%,或者功耗可降低27%,預計今年晚些時候投入試產
明年量產,客戶包括除了蘋果、AMD、NVIDIA、聯發科、賽靈思、博通、高通等,甚至據
說Intel也會用。
