台積年度技術論壇從四月因疫情延遲,終於用線上舉辦方式進行
兩大亮點: 第一個是未來製程的進度與性能提升。3奈米製程的密度比預期的高,原先預
測是250MTr/mm2,上修到290MTr/mm2。但也是越來越難前進,7nm-->5nm是多80%密度,
5nm-->3nm是多70%密度。假設3nm-->2nm增加60-70%密度,那預計2024量產2nm的密度會是
480MTr/mm2,小勝Intel傳說中的5nm (~400MTr/mm2; 2026?)。
另外一個是把所有先進封裝 CoWoS、InFO-R、Chip on Wafer、Wafer on Wafer合起來,
統一命名叫做TSMC 3DFabric,這個動作應該是方便行銷,對抗三星兩個禮拜前宣布的
X-Cube。
