i牙膏為什麼在10nm拖了那麼久?
去年六月JK走沒多久,eetime就出一個想穩定Intel軍心的文章。

裡面就10nm碰到的問題討論了一下。文章重點是問題解決了,以後Intel一帆風順。不過7月就發生7nm延遲6個月,狠狠打了Murthy一巴掌。
這篇證實了大家對Intel 10nm猜測的問題點。
1) COAG
2) Cobalt Interconnect
3) SAQP - 這點其實跟2)有關。

還特別強調Intel一直是領先業界引入新技術,所以Intel先COAG是對的。結果沒多久後Mark Bohr就被退休,因為COAG良率超糟,是10nm延遲的第一戰犯。
第二個問題是Cobalt材料,之前都是用Copper,用新材料本來就有風險,而且因為Cobalt的需要,Min Metal Pitch要36nm,需要SAQP才行。4x曝光良率要提昇當然不容易,再加上新材料學習的曲線,就更加拖延時辰。其實Cobalt的導入太早,如果用EUV的話,就沒有SAQP的問題。
但有點諷刺的是,這些研發帶來的效果都不太理想,最後是靠Super Fin來救回10nm的。基本上10nm的問題是野心太大,幾個頭頭自我感覺良好,問題早就發生也不承認。

7nm的開發問題跟10nm有點類似,想不用EUV提昇密度。像Ben Sell完成了SAGE to SAGELESS的研發,但搞了一年多。
為什麼Intel堅持少用EUV,不知是真的Intel的研發驕傲還是因為是財務第一的Andy Bryant與Bob Swan掌權,不想用花錢的EUV。
不管如何,Pat回來後,快刀斬亂麻。7nm就用EUV在時間內完成,其他的技術都是次要。完成時間第一重要,密度,性能都排在後面。由Dr. Sanjay Natarajan帶領,應該是沒問題了。
